Abstract

We demonstrate a novel polarization-insensitive high-performance all-silicon double-microring avalanche photodiode with two-dimensional grating coupler, exhibiting peak responsivity of ~1 A/W, low dark current of ~ 1.5 nA, high bandwidth of 40 GHz and data rate of 144 Gb/s for both orthogonal light polarizations.
